Określanie schematów pasmowych struktur MOS o różnej metalizacji bramki na podłożu 3C-SiC

Wykorzystanie różnych elektrycznych i fotoelektrycznych technik pomiarowych oraz użycie odpowiednich metod obliczeniowych pozwala na uzyskanie informacji na temat wielu parametrów schematu pasmowego badanej struktury MOS. W pracy tej przedstawiono wyniki pomiarów przeprowadzonych na kondensatorach MOS wykonanych na podłożu 3C-SiC(n) różniących się materiałem bramki (Al, Ni oraz Au).

n this work results are presented of the electrical and photoelectric measurements of MOS capacitors. consisting of different gate materials: Al. Ni and Au of different thicknesses SiO₂ insulator of thickness 60 nm, and n-doped 3C-SiC Many different measurement techniques are employed in order to completely define all parameters of the band diagram of the MOS structure which is the main goal of these investigations.
